Metropolis (Fritz Lang silent era classic)Note: AI has more subtle, internally perceived horror.
Of those I've listed the scariest is probably Pitch Black. BTW, ideally Dark City would be viewed back to back with Fritz Lang's Metropolis (i.e., the restored version which will be released on DVD around the first of next year).
